Working Principle – High-Temperature Wafer Bow and Film Stress Measurement

The FSM 500TC uses non-contact laser scanning technology to measure semiconductor wafer curvature during thermal processing. A laser beam scans across the wafer surface, and the reflected beam is detected to determine changes in wafer surface slope and curvature.

The wafer is placed on a resistively heated chuck, where programmable temperature cycles are applied. The system measures changes in wafer curvature as temperature increases, remains at a programmed setpoint, and decreases during cooling.

Thin film stress is calculated from the measured substrate curvature using the appropriate substrate properties, film thickness, and stress calculation model, such as Stoney’s equation where applicable.

By analyzing stress changes as a function of temperature and time, the system supports evaluation of thermal stress, stress relaxation, residual stress, and thermal stability of thin film materials.
