SemiStar General Refurbishment Scope

1. Engineering Evaluation

  • Inspect the complete system and major components.
  • Power on the system and perform initial diagnostics.
  • Evaluate mechanical, electrical, pneumatic, gas delivery, vacuum, RF, and control systems.
  • Identify failed, damaged, missing, or deteriorated components.
  • Verify the original computer, controller, GUI software, communications, and I/O functions.

2. System and Process Chamber Cleaning

  • Clean the equipment exterior and accessible internal cabinet areas.
  • Clean the process chamber and process-related components.
  • Clean the showerhead/electrode and wafer stage as required.
  • Clean accessible gas lines and gas delivery components.
  • Clean accessible vacuum lines and vacuum-side components.
  • Replace deteriorated consumable components as required.

3. Process Chamber

  • Inspect the chamber body, lid, showerhead/electrode, wafer stage/chuck, feedthroughs, fittings, seals, and related components.
  • Inspect sealing surfaces and chamber vacuum integrity.
  • Replace O-rings, seals, and normal service items as required.
  • Repair or replace defective chamber components as required.
  • Reassemble and leak-check the chamber.

4. Gas Delivery System

  • Inspect MFCs, pneumatic valves, isolation valves, gas lines, fittings, and related components.
  • Verify MFC and gas-valve operation.
  • Repair or replace defective components as required.
  • Perform appropriate leak checking of the gas delivery system.

5. Vacuum and Pressure-Control System

  • Inspect tool-side vacuum lines, valves, vacuum gauges, pressure sensors, pressure-control components, fittings, and related hardware.
  • Verify chamber pressure-control operation.
  • Repair or replace defective tool-side vacuum components as required.
  • Perform chamber and vacuum-line leak checking.
  • A suitable test pump may be used by SemiStar during refurbishment and testing.

The vacuum pump is not included with the equipment. The customer is responsible for providing a suitable vacuum pump for installation and operation.

6. RF / Plasma System

  • Inspect and test the RF generator, RF matching network, RF cables/connections, electrodes, and related components.
  • Verify RF power control and matching network operation.
  • Verify plasma ignition and stable plasma operation.
  • Repair or replace defective components as required.

7. Electrical and Control System

  • Inspect power supplies, control boards, relays, sensors, switches, wiring, connectors, and related components.
  • Inspect and test the original computer and system controller.
  • Verify GUI operation, communications, and major I/O functions.
  • Verify alarms, interlocks, emergency stop, and safety functions.
  • Repair or replace defective components as required.

8. Mechanical, Pneumatic and Facility Interfaces

  • Inspect mechanical assemblies, actuators, pneumatic valves/cylinders, switches, sensors, tubing, and fittings.
  • Inspect tool-side cooling-water, CDA/pneumatic, exhaust, and other facility interfaces.
  • Adjust, repair, or replace defective components as required.

9. Final System Testing

  • Perform complete functional testing after refurbishment.
  • Verify startup/shutdown sequences and chamber operation.
  • Verify vacuum integrity, gas flow, and pressure control.
  • Verify RF power, matching, plasma ignition, and plasma operation.
  • Verify computer/controller/GUI operation.
  • Verify mechanical and pneumatic functions.
  • Verify alarms and safety interlocks.
  • Correct issues identified during final testing as required.

10. Final Inspection and Refurbishment Report

  • Perform final visual and functional inspection.
  • Confirm the system configuration.
  • Document major repairs and components replaced.
  • Provide a SemiStar Refurbishment Report after refurbishment and final testing are completed.

The exact repairs and replacement parts cannot be determined until we power on, evaluate, and troubleshoot this particular system. The above describes our general refurbishment process and scope.
